•Characterized the abrasive particle trajectories during polishing based on CMP kinematics to interpret the obtained removal rate profiles and scratch growth. •Designed and developed an evanescent-based optical technique to track and characterize nano-size particles in liquid environments in a rapid manner. •Investigated the effect of simultaneous polishing of oxide and nitride films on each other and the effect of various thin films such as oxide/nitride films with various stress levels on polishing performance.
